Аннотация

Тhe influence of interference of electron waves at their reflection from rectangular semi-infinite potential barrier on the spatial distribution of the quantum-mechanical current density ejх(x,z)(jх(x,z) - probability current density, e - electron charge) in a 2D semiconductor nanostructure is theoretically studied. The structure is a narrow and wide rectangular quantum wells (QWs) sequentially located in the direction of the electron wave propagation. It is assumed that the wave falls from a narrow QW1 on the potential barrier with height V0 in wide QW2. It is shown that when a wave with an energy less than V0 falls onto a barrier, under certain conditions, there is a spatially inhomogeneous distribution ejx (1) (x, z) oscillating in a complex manner. In this case, an exponentially decaying and having the coordinate dependence of the leakage еjx(2)(x,z) under the barrier is possible in QW2. It is shown that such a behavior of еjx(1)(x,z) and еjx(2)(x,z) is a result of interference of electron waves propagating at different quantum-size subbands in such a nanostructure.
